Lotpasten Heute – Morgen

Um die Anwendungseigenschaften von Lotpasten zu verstehen, sind Grundkenntnisse ihres Aufbaus und ihrer Bestandteile sowie deren Wechselwirkungen untereinander erforderlich. Nach einem Exkurs über Kolophoniumharze werden alternative Lösungen auf der Basis sythetischer thermo- und duroplastischer Harze und die Vorteile von Lotpasten auf Epoxidharzbasis für die Verbindung von CSPs und Flipchips vorgestellt. // ln order to fully appreciate the properties of solder pastes and how and where they can best be applied, a basic understanding of their make-up and the chemicals used to compound them, is required, as well as a knowledge of the interactions of these species with one another. Following a discussion of colophonium resins, alternatives are reviewed based on synthetic thermoplastic and thermosetting resins. The advantages of solder pastes based on epoxy-resins for mounting of CSP’sandflip chips are set out.
