650-V IGBT improves the power factor

Toshiba Electronics Europe supplies a new 650-V IGBT for power factor correction applications. This concerns consumer electronics such as air conditioners and other household appliances and also applies to industrial electronics. The GT30J65MRB is an N-channel IGBT with a current rating of 60 A in a TO-3P(N) package. It is based on the latest IGBT generation from Toshiba with an optimized internal trench structure.

This significantly reduces switching losses to typically 0.35 mJ at 175 ºC. This corresponds to an improvement of 40 % compared to the previous generation. The forward voltage of the built-in diode is only 1.20 V, which improves the efficiency of the connected end devices accordingly.

With previous IGBTs, the PFC (polyfluorinated chemicals) stage of air conditioners ran at an operating frequency below 40 kHz. With the lower switching loss of the new GT30J65MRB, this can be increased to 60 kHz. In addition to the improved efficiency, this makes it possible to reduce the size and weight of the passive elements used.
