High-brightness silver deposition for leadframe LEDs

MacDermid Alpha Electronics Solutions now offers the Heliofab AG 7921 electroplating process with high-brightness silver for LED packages in leadframe configuration. The new electroplating spot process deposits a consistent coating of highly reflective silver with measured GAM values around 2.0 over a wide current density range of 10 to 70 ASD.

The bath produces a stable deposit with the industry accepted standard lifetime of 100 AH/L. The deposition fulfills all standard test procedures for LED performance, such as the luminance drop over 1000 h and the functional test in the assembly process for gold wire bonding and the shear forces in die attach. The process is already used in mass production and is specified for OEMs in leadframe LED production. The reflectivity of the surface is one of the key factors in the design. Leadframe-based LEDs require an electroplating spot process with highly reflective silver to create the right surface finish for the die attach and wire bond process. And this silver finish must also guarantee the high reflectivity when the LEDs are later used in the field.
